Well the ones that have already been mentioned:

To add the ones that have not:
An AI that has a body that can turn into almost anything and exists across multiple dimensions. His default appearance is as a mouse, but he also transforms into Rune Balot's (the main character) armour and weapons as seen in the second image.
They have AI, as well as the ability to synch their minds with one another to share data. They are armed, armoured and can go invisible as well as carry a human inside of them. Not forgetting they can scale walls, leap and move extremely fast.
They are also very funny.
A companion to Zim as he invades earth. A tactical genius with the ability to disguise himself as a dog, as seen in the second picture.
Did I mention that he is a complete moron who also has ADHD?
Even though at no point does it mention in the series that she is a robot, she is seemingly flawless and is capable of living with Yui without murdering her.
Therefore the only conclusion that can be drawn is that she must be a robot that is following Isaac Asimov's ""Three Laws of Robotics".

I've gotta go with Legion from Mass Effect. As a student studying Computer Science and Cognitive Science, I have a huge soft spot for AI, and the whole subplot with the Geth and Quarians was my favorite thing about the Mass Effect story. Legion is the man. That unit has a soul.

Since Aigis has already been mentioned, I'll go for everyone's favorite funny talking Anti Shadow Suppression Weapon.
Every time I fight her in P4A she screws me over. The only times I have ever been able to beat her- on easy difficulty, with any character- were flukes after 4 or 5 attempts.
Just like above me, for me it's a tie between Legion and Aigis/Labrys/Metis.
I love Legion because he gives us a different approach to the whole AI character. He is not homicidal, and doesn't treat humans like shit, but, he's also doesn't want to be human. He questions his existence and whether it is necessary to be organic to have a soul. He is in this perfect middle ground and I love him.

And then there is Aigis/Labrys/Metis trio of robo-sisters. Although they all are quite different, Aigis is more mature and responsible, Labrys is more funky and funny, and Metis is more childish and arrogant. And yet, they all are amazingly written characters.
