I always liked HAL from 2001 as a villain.

Same here, the concept of the situation Dave and the other pilot (can't recall his name) were in always terrified me... Trapped on a ship controlled by a computer that could, at any time, go batshit insane and murder you.

I enjoyed HAL's cold detached nature as he observes and logically concludes we are unneeded and mission completion probability increases with our removal (death. The comment on man's nature and dependence on machines was a bit more nuanced than say Terminator (which I don't mind, good villain there as well).

The Joker. Not Heath Ledgers Joker, although he was awesome in whole new ways, but the classic comic book Joker, and his Mark Hamill voiced cartoo counterpart.

He broke the fourth wall, could be psychotically insane and his plans often made little sense, and yet he was so funny. Admittedly, anyone who laughs at his jokes probably has problems, but he did know how to tell them.

(Plus, he's the only person who has already technically defeated Batman, so he's better than his enemy, which is unheard of.)
