Edit 2: Family of Blood... duh its on the list even... Although they never scared me, the end of the episode scared the hell out of me.
That was such a sad episode.

When the Doctor's human identity has to sacrifice himself to bring the Doctor back...Brilliant. And one of the series bleakest moments, I think.

The Empty Child made me hate gas masks for the longest time. I still have issues with strictly vertical ones but still....

Unfortunately, Moffat used the exact same thing in the one with the rather silly clockwork robots, and something very similar the one in the library.

Both gave me goosebumps in their respective episodes!

The Weeping Angel got my vote. While I ain't afraid of the other Dr Who alien/ creature like the Dalek or Cybermen but the concept of the Weeping Angel sound perfect to be a horror movie (you can paranoid easily with the whole "Don't blink").

Followed by the Weeping Angels tho they get used to much or maybe the Vashta Narada (that was the shadows in the library right?). Haven't seen the one with the Midnight Creature.

Yes, but are, say, the Marca scarier than the Angels? No, they aren't. There's more to Doctor Who than the stuff you watched from 63-89.

Why bring up the Macra? Everything I did mention was and is scarier than the Angels. The Angels are a worthy monster of being affiliated with Doctor Who. But they don't hold a candle to the monsters of the classic series.

Also at least I've watched both old and new series and I'm doubtful that you have aswell, so how can you comment that there's more to the stuff from 63-89?

I've been trying to catch up with the Doctor Who series starting from the new series...

But now I'm curious about the Classic show.

At this rate, I'll probably never get finished. I mean it started before I was even born! Do you know how much catching up I'll have to go through? It's exciting yet dauntingly overwhelming.
