hmm...this might be hard

#1: Merill from DA2 -- I'm not sure what it is, but I find her irresistible. She is so cute, and her shyness/awkwardness is endearing and just makes me like her more.

#2 Anders from DA2 -- What can I say? I think Anders is a pretty cool guy. Eh blows up churches and doesn't afraid of anything.

#3 Liara from ME -- Pretty much the same reasons as Merill

#4 Garrus from ME1/2 -- I just love his attitude especially in ME2 (Him and my Shepard could star in their own Cop drama as the two crazy loose cannon guys that scare the piss out of everyone else)

#5 The Arishock from DA2 -- I know he isn't a party NPC but this dude eats awesome and shits pure badassary

My least favorite characters(in no particular order)

Aveline from DA2 -- I just can't stand the whole Lawfull Good, herp derp I'm a paladin, follow the law bullshit

Carth Onasi from KOTOR -- Again, sorta like Aveline minus the paladin business. And he is so damn whiney. WE GET IT! Malak killed your family, now quit yer bitchin.

Ashley Williams from ME -- A racist bible thumper...no thanks

Jack from ME2 -- I really did like her backstory, but she was just too much of an abrasive ***** for me to like.

Kaiden Alenko from ME -- Not quite as bad as Carth on the whiny scale, but by virtue of sharing the same voice actor, he has also garnered my ire.

1. HK-47 - To me, he's the most emotional, real character in most any BioWare game...and he's a droid. Not smashing BioWare, I just truly think they hit the jackpot with him and his writing.
2. Garrus - Because he's the goddamn Batman, that's why.
3. Canderous Ordo - Mandalorian who sounds/looks like Christopher Walken.
4. Alistair - He is my proclaimed 'King Sillybitch.'
5. Sagacious Zu - Voiced by goddamn Optimus Primal from Beast Wars, evil hands, ex-assassin = Badass

Morrigan: Smart, useful, attractive, interesting, a relentless ***** and unrepentantly evil. Nice.

Mordin: I swear to God I'm gay for Mordin. Without being corny or gimmicky, he is hands down the most likable character in any videogame I've played.

Garrus: Likable, mulitlayered, and actually develops as a character not only within games but over the course of the series

HK-47: I don't really have to justify this one, do I?

Alistair: A hugely unconventional character- who, unlike most uncoventional characters, doesn't rely on gimmics to be interesting

Does Planescape: Torment count as Bioware? Or is that just Black Isle?

In no particular order, and I'm probably forgetting some:

Irenicas from BGII (David Warner's line delivery was incredible! and he had an amazing backstory).

Alistair from DA:Origins (he's just hillarious, but has a deeper side too)

My hot female Commander Shepard (I'm in love with Jennifer Hale)

Shale from DA:Origins

Garrus from ME (I actually completed the romance with him in ME2...Awkward...)

And if Torment counts, I'd have to add Morte, Annah, and Fall-From-Grace.

Honorable mentions to Minsc, Imoen, Leliana, Morrigan, Merrill, and Kelly Preston (the minx).

1.Carth Onasi- He is one of the big reasons why I loved KOTOR so much. The romance with him tore my heart out.
2.HK-47- Boastful Statement: HK-47 is the funniest character in any Bioware game.
3.Thane- His introduction is easily one of the coolest moments from Mass Effect 2.
4.Kreia- Probably the most complex of any character from a Bioware game.
5.Kang the Mad- He seriously competes with HK-47 for most amusing character.

In no particular order:

Tali'Zorah Nar Rayaa(Mass Effect)- Genuinely an interesting character and I can't wait to see more of her when I play Mass Effect 2.

Alistair(Dragon Age: Origins)- ...Just Alistair no further information needed.

Garrus Vakarian(Mass Effect)- Total badass, again, can't wait to see him more when I get Mass Effect 2.

Shale(Dragon Age: Origins)- For being hilarious.
Shale: I will remember this moment when the birds come.

Alistair: So, Shale... when you were standing there all that time? Did you... sleep?
Shale: I have no need to sleep. My body does not tire or do -- ugh -- other flesh-related functions.
Alistair: But don't you get bored? Wouldn't you want to dream, at least?
Shale: I do not dream. This is what it does when it sleeps? It paws its nose and mumbles incoherently.
Alistair: Yes, of course. I thought we all -- huh... you watch me?
Shale: I watch all closely when they are still at night. There is little else to do.
Alistair: For... hours and hours?
Shale: I count the breaths. it helps to overcome the overwhelming urge to crush their faces while they sleep.
Alistair: Well. I won't be doing much of that anymore.
And Bethany(Dragon Age 2)- I don't know, she's just a nice companion and it's great to have a family member this time around, especially one with a personality like hers.

Alistair and Garrus are the only ones I really like. Every other Bioware character seem so stuck in their roles. I like most of them though, but Alistair and Garrus seem a bit more well rounded.

Least favourite characters have to be Jacob: The biggest douche in the universe. Jack: A character so badly designed, whoever at Bioware created her should be flogged. And Anders: a walking, talking piece of styrofoam.
