Yes, this. Nothing like kicking a cloned telepathically controlled supersoldier in the face with a roundhouse-kick in slow-motion. ... And then 5 minutes later fear for your life at the glimpse of a little girl.

Most of the enemies in Painkiller are also very fun to shoot. I'm talking about the ones that don't gib from a stakegun or shotgun shot. I just love to see the ragdolls fly.

And finally: dispensers in TF2.

Guardians from Borderlands. Because they're so damn hard some times.... Well anything from borderlands...

And the drones from Jet Force Gemini... Because headshots mean alot of gore... SOOOO MUCH GORE

Super mutants in fallout 3 mainly because the gore and the killing mechanic in fallout 3 was so awesome.

And also The combine they had their tactics and would really put up a fight in a believable manner.

I would say anything that reacts to my shots, so everyone in GTA4 it's just so cool, knee cap shot followed by head shot was sooooo amazing.

Running around them before killing them is fun.

I'd say a mech. Takes more than a few shots to take them down, usually they gang up on you, and the kill is quite satisfying. They need to release more mechwarrior games.

I really, really, REALLY loved...

Spoiler: Halo 3 Spoilers

...killing 343 Guilty Spark (the monitor from the first Halo). I hated him enough, but killing Johnson really made me hate that irritating, backstabbing mechanical menace. I enjoyed blasting him into oblivion.

Besides, that, headshotting grunts in Halo 3: ODST with the grunt birthday party skull on never ceases to amuse. For those who don't know, it makes all heatshots on grunts explode in confetti to the sound of little kids yelling "YAY!!!!!" Never gets old.
