Recently I began going through the 2005 and onward series of Doctor Who, beginging from the first episode of Eccleston and I've moved about midway through the first series. I have seen other episodes, and a few of the specials, but I digress, onto the point of the thread.

One thing that Doctor Who seems to be capable of doing is creating a villain that manages to actually trigger some kind of response, which at least in my case is extremely rare. The episodes and specials featuring The Master completely enthralled me, and the Dalek, whom at first glance I passed off as some stupid tin can monster, had me leaning forward waiting to see what it was going to do next.

So I ask this, fellow escapists, of all the series, which villains were you the most fond of?

The episode where everyone morphed into the master made me laugh, I like seeing a mans head on a body of a lady...
Daleks don't scare me and never have. I can't be scared of something with a whisk and plunger on it =/ Moffat writes my favourite sort of enemies, because I like to be actually scared, like The Weeping Angels and the vampires.

The master, he is like the other side of the same coin as the Doctor. Wonderful character.

Easily the Master (as a "new series guy")

As awesome as the Daleks can be, and as mishandled as John Simm seemed to me in most of his Episodes, his apperances at the end of "Utopia" and the stunningly dark "The Sound of Drums" are easily enough to put him on top.

Cybermen in the first two episodes.

They reminded me of mechanical zombies and it was just so enthralling to watch them pick people off like the undead.
Though the master is just plain awesome with his "cool/hot" psychopathic nature.

Definitely The Master. He's one of the few villains that has actually seemed to put The Doctor on the ropes. I also enjoyed the Weeping Angels, their appearance in Mofatt's Doctor was extremely effective, but the episodes with them from the current season felt like a much weaker attempt overall so they lost some effectiveness there.

Weeping Angels all the way. They are so creepy. I think some of their sting has been lost in the last episode since at one point we see them move but whatever. They are still awesome.

The Master, mostly for John Simms portrayal but Eric Roberts wasn't bad either. The Daleks are a bit tired now but a rival Time Lord will always keep it fresh since they're as spontaneous as the Doctor himself.

For me it'd be a cross up between the Weeping Angels, the Vashta Nerada and the Midnight Entity.

I'm a fan of the Daleks. Why? Because they have the most awesome voices in the universe.

Weeping Angels for sure.
Really tempted to say Daleks or The Master but my favorite part about them isn't necessarily the enemy but their relationship with The Doctor.
The sheer emotion the sight of a Dalek brings out in him is more enthralling then the enemy alone could possibly be.

Keeping in mind I've only watched from 2005 onwards.

The Master is the one human character, and there's an extra emotional complication that the Master is, in a way, part of the Doctor as well. That makes for good episodes.

While The Master was better than all of the other enemies, I have to say Daleks do to what they represent in the Whoniverse. They are The Doctor's ultimate enemies.

I've always been a fan of the Master and the real Cybermen (but probably not the ones from Attack of the Cybermen :p), not those crappy Cybusmen. I dunno, Daleks have just never scared me so much.
