Kay, I'm seeing alot of the less known like the weeping angels but only one mention of the midnight creature. I agree the angels horrified me I watched that episode for the first time on dvd since I missed it on T.V. Needless to say it was two a.m and there were alot of busts in my previous living room and it sincerely scared me. Off topic, Christopher Eccelston was my favorite doctor hands down.

The first three episodes of Simm's master made Doctor Who good again for me. I really didn't enjoy the series with Martha Jones. I remember it as Shakespeare, then... Utopia. Wonderful Utopia. What a thoroughly epic story arc that was!
From the Old Doctor Who: Morbius or the Rani would be my top ones.
New Who would be: The Daleks, I think they just made the new Master too silly and random.

Daleks. They look cool, and kick ass. The episode "Dalek" is one of my favourites as it is just so badass and lays waste to all that stand before it. I'm not 100% fond of the new design, but I'm sure it will grow on me. I'm glad they made them taller.
the master, he's funny AND evil its a big bonus to have a villain who not only is insidiously evil but can also make you laugh is a real awesome thing. at least in my opinion
The master because hes well insane and feels like an evil version of the doctor well the old one did this one feels more of "Im better than you"

Of the options given, the Master. I loved both the diabolical, nefarious classic versions and the complete nutcase of the new series.
I'd also nominate Davros, the Valeyard, Omega and the Black Guardian. Morbius and the other renegade Time Lords would have definitely benefited from more screen time as well.
EDIT: Special mention goes to the Wirrn (of The Ark in Space) for being the only Doctor Who monsters to give me nightmares.

The Master, cause I actually believe he could beat The Doctor, and should have! Or at least they should have done something better than The Doctor tapping into the psychic field and rejuvenating. The problem I have with the Daleks and Cybermen is that they're just drones, they don't feel like an intelligent threat, apart from when the Daleks have Davros behind them then they're excellant. I like it when the villain is as smart as the hero (especially since The Doctor is supposed to be soooo smart) it makes it much more credible that they're a threat.
