Pretty much every ghost from the original Fatal Frame. I remember thinking after the first one, "Thank God! It has to only get easier from here on out." It never did!

I'm curious what kind of enemies terry you?
What enemies terry me? Interesting, but I know what you mean.

Basically anything out of Dead Space. But definately the scariest for me are the Twitchers. They are easily the fastest in the game but what makes them really terrifying is how erratic their movements are. Think zombie Usain Bolt with blades for arms having a constant seizure.
Gawd I despised those things. No faster way to shit a brick than to fight these monstrosities in Dead Space 1.

While we're on the subject, the Divider scared the crap out of me in the first game:

The loud chilling groan it would let out worked well to warn me in advance of a clusterfuck in a singular, tall, gaunt form was waiting.

I put down Slient Hill 2 after I saw the first leg torso monster in the hotel. I never picked it up again.
But that is a shame, you missed one of the if not the best game this century ;-) Though granted, also one of the scariest. So I wont tell you it gets worse, just turn on the lights if you have to, or don´t play it alone. But its phenomenal, you should give it another try.

If we are talking scary, I would always pick Pyramid Head.
If we are talking gross, how about the brood mother in Dragon Age?
I do think that must be the worst thing I´ve ever seen in a game, and I won´t post it here.
I just wanted to nuke that thing from orbit, even before I knew what it actually was.

Well the scariest "enemy" in a game ever for me was the Eye Poke Machine in Dead Space 2

It looked too much like an MRI machine 2.0 for my liking... And i fucking hate MRI machines, fucking claustrophobic nightmares

In Metroid Prime, the only thing scarier than fighting the Baby Sheegoths was knowing that there was a full-grown version somewhere in Samus' future. And the developers didn't disappoint.

And the single most adrenaline inducing enemy in Dead Space whenever you see it..?

Shoot that organic bomb off of it's arm, or you are fucked if gets within 10 feet of you.

..Yeeep.

Scary as in gross
Then changing to the Guardian of Dead Space.

Just look at that thing...
Shit...I didn't think I'd be ninja'd on those things. But how could anyone NOT find those things scary. All tentacles and constant screaming...

The constant screaming!

SA-X from Metroid Fusion probably got my blood pumping more than any other video game enemy that I can currently recall. Can do everything you can do (but better), armed with your biggest weakness, actively hunting you, utterly unstoppable (until the end). Makes for some of the most intense and difficult parts of the game. Even when you finally get to kill the it, it's one of the hardest fights in the game.

when i was little Gun Jack used to fuck my head up, purely cause I was young and the ticking noise in the back ground of his battle always made me think he was gunna like explode and kill me etc :(
Tekken was mean to make me think that a Mortal Kombat style finisher was in the hands of Gun Jack :( stupid games make me look bad! :p

But now a days I guess just The Tank or a Wondering Witch is like means :(

It wasn't 'scary' per se, there was just something so deeply wrong about that monster in particular that just disturbed me in a way I didn't know I could be disturbed. It was like an eldritch horror, something about it just didn't sit well with me.

I fully intend to play the game fully when I can get my grubby little paws on a copy, I had borrowed a friend's at the time.

When it comes to "Boo" type scares, the Mainliner from The Suffering really made me jump. Small, fast and can disappear and reappear in two seconds flat. (And bloody deadly on the higher difficulty settings.)

But on a more sinister, creepy way - the Cyborg Midwives from System Shock 2.

Having just played through Dead Space 2 recently I have to give props to Visceral for the Necromorphs, especially the Attack Infant squads.

That said, in any game I've played, the monsters that make me groan and say "Shit, not THESE agian!" has got to be the Malboro in the Final Fantasy series. Because you're never REALLY as prepared as you could be when you first face them and each one is a possible game-ender unless you're properly equipped.
