Top 5 because choosing just one would be impossible.
Bioware is known for their great characters, but which ones really stood out for you?

1. Edwin - Baldur's Gate I & II. Almost everything this man said had me in stitches. His accent, his attitude, his vocabulary; everything was awesome. His personal quests were interesting and utterly hilarious, and seeing him awkwardly flirt with Viconia was priceless. Plus I love that 10 years later we still find bitchy Edwinas in Bioware games.

2. Shale - Dragon Age: Origins. The whole cast was great but she stood out the most. Her pathological hatred towards pigeons and her desire to squish everything coupled with a girlish love for shiny gems made her truly memorable. Also, she kicked total ass in combat.

3. Anders - Dragon Age: Origins: Awakenings. His "Ser Pounce-a-lot" croonings made me giggle. His party interactions were witty and endearing (and drove my other party members up the wall) and his voice acting was spectacular. His change in DA2 was lamentable - he's by no means a bad character, but he just doesn't measure up to his Awakenings version.

4. Xan - Baldur's Gate. Because who doesn't need a depressed pessimist mage in their party? "We're all doomed."

5. Irenicus - Baldur's Gate II. I can recite most of his lines by heart, not even joking. I can't say that he was the best villain ever (and he was a total pushover as a boss), but his motivation, back story, and voice made me respect him.

Honorable mentions are Deekin from Neverwinter Nights, Legion and Garrus from Mass Effect, Zevran and Teyrn Loghain from Origins, Varric and Merrill from DA2, and Haer'Dalis from Baldur's Gate II (I don't know why, but he grew on me over the years).

Lamentably I haven't played KotOR yet, I've heard that there are many great characters in that game.

1. Deekin - Ray of sunshine he is. Adorable. I take him everywhere.

2. Sarevok - exactly the opposite of Deekin. A mystery considering his past and at the same time a very unapologetic character even when good. And his voice...perfect.

3. Minsc...because he's Minsc.

4. Canderous - because I like all Mandalorians. Either him or HK, because assassin robots are awesome.

5. I'd say Irenicus but no. Excellent villain though...I think Tiax was more of a favorite. "When Tiax rules, breeches shall not ride up so wedge-like!"

I don't have favourite characters from recent Bioware games. Except perhaps Oghren.

1. Urdnot Wrex
2. Ashley Williams
3. Legion
4. Garrus Vakarian
5. Jack

Honorable mention to Urdnot Grunt, Mordin Solus, Thane Krios, Justicar Samara, Kaidan Alenko, Jacob Taylor (largely because I feel so sorry for him), and 'Joker'.

.... I haven't played any other Bioware games besides the Mass Effect games. So I might not be the best authority on these things.

HK-47 from KOTOR.
Morrigan from DA:O
Commander Shepard...can I say Commander Shepard? >_>
Maybe I should say "Evil Shepard" who is my Commander Shepard...yes.
Liara from Mass Effect
And Calo Nord from Kotor because his face looks funny.

Played DA2 yet? I shall mourn the Dragon Age: Awakening Anders. He is not the same anymore. :(

Yup; liked I said, he wasn't a bad character, just nothing like the Anders I fell in love with in Awakenings :(

HK-47
Garrus
Tali
Varric
and then a tie between Alistar, my Hawke, and Wrex (the Warden dropped out because I didn't go after as many funny lines as I should have, but the Griffon fascination warrants him at least an honorable mention)

2.Tali
3.Morrigan
4.Allistair
5.HK-47

To be honest, thats a pretty difficult list to make properly, as Bioware are the best at making memorable, if not utterly lovable, characters.

Well, I think my list is:

1. HK-47 (KOTOR)

2. Leliana (Dragon Age Origins)

3. Tali (Mass Effect)

4. Garrus (Mass Effect)

5. Jolee Bindo (KOTOR) I think that was his name...

And tying for fith is Varric and Anders (Dragon Age)

But really it's impossible to make a true list. So many Bioware characters are just plain awesome to determine where they'd fit in a top ten list, let alone a top 5.

HK-47: Great character that provides good comic relief.
Commander Shepard: Cuz he/she is a badass.
Garrus: My favourite ME character.
Revan: Best Sith Lord ever.
Bendak Starkiller: Awesome name for a kickass gladiator.

Lamentably I haven't played KotOR yet, I've heard that there are many great characters in that game.
1) Garrus, ME 1&2. Taking Garrus to the quarantine zone (the Professor recruitment) in ME2 produces some of his most wonderful dialog ever. "Why don't we ever go anywhere nice...?"

2) Isabella, Dragon Age 2 (and Origins, technically). Bisexual duelist? Yes please.

3) Leliana, DA:O. Just a really interesting character. Can she be annoying? At times. But she is a very human character.

4) Female Shepard. Male Shep never seems as interesting or fully realized as Fem Shep.

5) ... I'm already out of numbers? But there are so many! Um... Tali. Cause quarians are really interesting in general, and Tali is wonderful conflicted between her race and her life with Shep. So very interesting.

I didn't even have space for Liara, Shale, or Mission. Or, you know, any of the Balder's Gate characters (which were also good).

As I am writing this, I realize that I have only played 2 series made by Bioware: Mass Effect and KoTOR, since I never owned a reliable enough computer once I really got into games to run anything good. Anyway, here they are in no particular order:

1) Garrus
2) HK-47
3) Tali
4) Joker
5) Legion

honorable mention is Mission Vao

Mine would be (No real order):
- Minsc & his space hamster Boo (Baldur's Gate 1 & 2)
- Tali (Mass Efect 1 & 2)
- Wrex (Mass Effect 1 & 2)
- Joker (Mass Effect 1 & 2)
- Shale (Dragon Age Origins)

Minsc is probably my favotie. Just so crazy lol.

EDIT: I've never played either KotOR, DAII, or Jade Empire so I'm sure I'm missing out on several great ones.

1. Minsc, I named my hamster after Boo. Sadly he was just a regular Syrian not a miniature giant space hamster.
2. Viconia, she's generally a staple of my party.
3. Alistair, I can't bring myself to let my Warden romance anyone else.
4. Garrus, just because.
5. Anders from Awakenings. I don't like DA2 Anders, he's so irritating.

Honourable mention to Anomen for being the single most annoying character Bioware have created, but I still drag him around with me anyway.
