Of course I have DA2 on the brain right now so it's a little heavy in that area, but here goes:

Leliana (DA:O)
Cute as a button and kicks nine kinds of ass. Love her. Weird fact: my first DA:O character turned out, totally by accident, to be her identical twin.

Jack (ME2)
When I started playing ME2 I was set to woo Miranda, but once Jack's back story started coming out I fell for her in a big way. Just the right balance of vulnerable, sexy and psychotic.

Isabella (DA2)
Hard drinking, hard fighting, and sexy as hell. Plus she yells out "If we kill them we get their stuff!" in combat. Classic.

Aveline (DA2)
Honest, earnest and a true friend. She sometimes feels like more of a sister to Hawke than does Bethany, plus she is a fantastic tank. Pretty much a lock in my party.

Garrus (ME/ME2)
A real pal whose moral outlook is right in line with my Sheppard. I'd love to go drinking with this guy.

Special mention: Varric. Funny, charming and rains death from the sky. What more could you ask for in a companion? He, Isabella and Aveline together in a party have the best inter-party dialogue IMO.

Special mention, but not in a good way: Minsc. I cannot stand him. Not a popular opinion, I know, but he really just annoyed the hell out of me.

I don't play enough BioWare games to give a top 5. But I am really liking Isabella in DA2 because she's crude and hilarious.

2. Shale - Dragon Age: Origins. The whole cast was great but she stood out the most. Her pathological hatred towards pigeons and her desire to squish everything coupled with a girlish love for shiny gems made her truly memorable. Also, she kicked total ass in combat.
Bu-bu-whu-hu...? Wha-?

She? Is this some sort of spoiler I haven't got to yet? Or is it just that it's never specified in the game?

Anyway:

Zevran, Garrus, Thane, Joker and Alistair.

I refuse to order them.

Honourable mention to Anomen for being the single most annoying character Bioware have created, but I still drag him around with me anyway.
Haha Anomen was absolutely brilliantly infuriating. I forced myself to go through the romance plot with him once and he became more bearable... eventually. It's really too bad that he's the only good-oriented cleric, as Aerie proved useless in that aspect (but he's still nowhere near as good as Viconia).

Mm-hmm~ Once you go through with her personal quest it's revealed that she used to be a lady dwarf. (She then starts wondering about being 'squishy'.)

Unfortunately, my reference pool only extends to KotOR and Mass Effect. I still haven't gotten around to playing Dragon Age or any of Bioware's other older titles.

1) Garrus Vakarian - Of course.
2) Tali'zorah nar Rayya - Not only well developed (as a character, get your head out of the gutter), but also one of the few instances of well executed moe in western or eastern media.
3) HK-47 - How could one not.
4) Tie: Mordin Solus/Jolee Bindo - I think I'm the only one in the world who actually thought Jolee was pretty cool.
5) Tie: Aria T'loak/Detective Anaya - For non party NPCs, both of these characters were extraordinarily well realized.

I should replay KotOR sometime...

Aerie is okay later on but you really have to babysit her to begin with. Plus the whole thing with Haer'Dalis winds me up. It's purely to emphasize her Mary-Sueness. I've never managed to complete Anomen's romance, I hated the fact that he could be really awful to the PC but if she bit back he'd storm off in a huff and it'd be over.

Five? I can only pick five? Whoo boy, this is going to be tough.

Lesse now...

In no particular order:

Wrex - He was easily my favourite part of Mass Effect. Badass without being a dick, violent without being cruel, and with a wry grumpy sense of humour. Also, I like that he had a bit of depth to him. He would bemoan the shortcomings of his species while at the same time being fully aware that he himself exemplified those same shortcomings. So yeah... he's awesome.

Merrill - I suspect she was constructed out of pure adorable. Just about everything she says makes me grin, even her combat chatter. "Well, this doesn't look too pleasant!"

Jack - I like how her personality, backstory and appearance all match up perfectly. Also, the fact that she isn't supposed to be "likeable". She's a *****, she knows she's a ***** and she straight-out states that she's a *****. And I wouldn't have it any other way.

Liara - At first I was determined to hate her due to the blatant nerd fantasy pandering. "Ohh, look, a hot lesbian alien chick!" But in a ship full of emotional wrecks and grumpy badasses it's nice to have someone sweet and sincere around. By the time I played Lair of the Shadow Broker I really liked her. Sweet and sincere but forced to be cold, callous and calculating. Good stuff.

Legion - The guy was just plain interesting. I think they really pulled off the impression of a creature that thinks and perceives in a completely different manner to ourselves.

Honorable mentions go to Varric, Grunt, Sten, Morrigan, Leliana, and Mordin.

Say what you like about their gameplay, level design, graphics and even their narratives, Bioware know their way around a good character.

Aerie was okay but by that point she'd proved more usefull as a mage anyhow... But she really was a little Mary Sue. I don't see what Haer'Dalis saw in her :| (Am I the only one really disapointed that they never finished making him an LI? He was so much more interesting than Anomen.)
What I hated about Anomen was that the only way to move forward with him was to stroke his ego. My PC was a total witty badass every chance the game gave me but one sly word to Anomen would have him rage/quitting me.

1 - Commander Shepard (Mass Effect 1 - 2)
Well I dont think this needs an explenation, I mean, he cruises around space in his pimped up space ship Shepard Punching journalists and has intercourse with all kinds of different women, human, alien whatever, and to top it all off he saves the galaxy over and over again

2 - Dr. Liara T'Soni (Mass Effect)
Liara is one of my favourite characters from Mass Effect. I loved the insecure woman, and getting to know her was easy an interesting

3 - Saren Arterius (Mass Effect)
Saren is an amazing character with a very interesting story. Even though he is the bad guy, you kinda understand why he did what he did. An amazing character with strong beliefs are always welcome

4 - Morrigan (Dragon Age: Origins)
Morrigan is an really interesting character. She is insanely hard to get to know, and you really have to think about what you are telling her. She has an amazing story and special personality. A great character

5 - Kasumi (Mass Effect 2)
She's a pretty interesting character. You dont really get to know much about her, but I liked every little part of what you did get to know. She has a fairly short story but what you get to see is pretty nice, and a nice change of pace in the game.
