Monster? I haven't really found any that are particularly scary, but for the sake of the thread, I'll say one of my favorites, Pyramid Head.

Love Pyramid Head, the trailer for Silent Hill 2 when he's walking down the corridoor and the camera's freaking all over the place - loved it.

Ghosts in Silent Hill 4

Did the first world, got back to my little locked apartment with a set of pants filled with bodily waste and proceeded to turn off the game and suck my thumb while calling for mummy. Friggin ghosts scared the shit out of me and then that chick I tried to save turns up with a horrible hair do that tries to kill me.

But the most scary game monster for me was probably the regenerators from RE4, it was so hard to see them but you could hear that raspy breath keep getting closer and closer, and most of the time, I didn't have ammo for the rifle to be able to shoot their weak points.
But to me, the scariest things are the ones you don't see until the very last second.

I was scared shitless in the cellar-thing under the school in F.E.A.R. 2, where you can barely see anything, lights flickering, your flashlight barely works and spectres are coming out of the fucking walls. So yeah, the spectres were pretty bad.
