Split Head, the first boss from Silent Hill on the PS One, was the moment when the series won me over. It went, "Ok, creepy, but typical Japanese import horrid voice acting, arbitrary puzzles, and dodgy controls and OHMYGODdiediediedie!"
Nothing has ever recreated that feeling for me, if only because it was the first time that the tech allowed something like that to occur. Once it's been done, the shock value is gone.

Pyramid Head.
Now he's overused and pretty much become fanservice, but the first time I played Silent Hill 2 he was terrifying.
Hmmm, not sure I buy overused, well, except the movie. In SH:H, he has two scenes, one which is a necessary weasel to establish he is present, and the other where he does exactly what he's always done; act as some kind of arbitrary enforcer and punish a character who to a great extent deserves it. (Edit: I remember noticing the Great Knife was replaced by an immense bayonet in that game. Neat.) Now, the -fans-, yes, they overuse and push the character until even people who know nothing else about the series know Pyramid Head.
Just think, right now some creepy fangirl is writing fanfic where...
You know what? Yes. Pyramid Head. Most horrifying thing ever. Now I need to bleach my brain.
